    近年、様々な分野において円偏光光源の必要性が急速に高まっている。しかしながら、既存技術による円偏光発光(右回り・左回り)の電気的な制御は極めて困難であり、円偏光を用いた次世代技術の可能性を大幅に狭めている。本研究は、全く新しい原理を用いた 室温における電流励起円偏光発光素子と、その電気的な偏光方向の切り替えの実現に挑戦する。
    本研究は、全く新しい原理を用いた 室温における電流励起円偏光発光素子と、その電気的な偏光方向の切り替えの実現を目的とする。具体的には、申請者が発見した独自技術 『歪みを導入した原子層物質における室温かつ電気的制御可能な円偏光発光』を発展させる。本効果に関する理論計算は、室温における偏極率100%の純粋円偏光発光と電気的制御を予言しており、本研究は偏光方向制御の学理構築と、室温における純粋円偏光発光の電気的制御に挑戦している。
    これまでの研究は、可撓性を有するプラスチック基板上に原子層物質を用いた発光素子(電気二重層発光ダイオード)を作製し、『プラスチック基板を曲げる』という簡便な方法により歪みを導入した。この際、原子層物質に導入される歪みは、プラスチック基板の厚みと屈曲時の曲率半径Rに比例し、本手法により10%を超える一軸性弾性変形が実現可能だ。しかし、大きく屈曲した基板は発光実験が難しく、現状では1%程度の歪みによる24%の偏極率に留まっていた。そこで2022年度は、1%を超える歪みの導入を目指し、新たな歪導入方法の開発や既存方法の改善((i) より強い相互作用が期待できるnmスケールで平坦な特殊なポリイミド膜の導入、(ii) 電極などを原子層物質とプラスチック基板の境界に蒸着し、プラスチック基板上での原子層物質の滑りを抑制、(iii) プラスチック基板だけでなく、伸縮性を有するシリコンゴム(PDMS)を基板に用い、二元的な変形により結合長の変化に起因する応力発生を抑制、などの工夫により大きな歪みを導入する)を試み、最終的には目標とする1%を超える歪の導入に成功した。加えて。2023年度の予定である「より高強度な電場の導入」「高密度なキャリアドーピング」や、2024年度の予定である「円偏光発光の評価手法の構築」などにも着手し、予定を前倒しての研究を推進した。

    1%を超える歪み導入手法を更にブラッシュアップしつつ、前倒しにて着手している「より高強度な電場の導入」「高密度なキャリアドーピング」「円偏光発光の評価手法の構築」などを、引き続き推進する。

    本課題で着目する一次元物質は、数原子からなる直径の細線(原子細線)であり、重要な点は原子細線の単結晶を合成することである。原子細線結晶は、同じ物質で三次元固体、二次元薄膜、一次元細線として用いることが可能である。また、ファンデルワールス結晶の利点を生かし、原子細線結晶の作る一次元の空隙に原子や分子を挿入することにより、新規機能開拓が可能である。本申請では、①サイズ/形状制御された原子細線単結晶の合成、②細線間の空隙への原子/分子挿入技術の確立、③物質の次元をコントロールした物性開拓、に焦点を当て、原子細線の利点を最大限に生かした応用を探索する。
    2022年度は、遷移金属カルコゲナイド(TMC)原子細線束への空隙への原子・分子の挿入技術の確立、および構造・電子輸送特性の評価を中心に研究を進めた。具体的には、化学気相成長法で合成したWTe細線の束(ナノファイバー)に対し、昇華法によってIn原子のファイバー内部への挿入を試みた。実験では、シリコン基板上に合成したWTe試料と固体Inを試験管に入れ、真空中で加熱し、Inの蒸気に試料を晒した。特に、試料の加熱温度と時間を最適化することで、In原子の高い充填率と、熱処理による試料の損傷を抑制することに成功した。試料断面の走査透過型電子顕微鏡(STEM)観察より、熱処理後はIn原子がWTe細線の間に充填されている様子を確認できた。STEM像とシミュレーションより、充填率が他の3元系TMCと同様に、W6Te6のユニットに対しInが2個に近い値をとることが示唆されている。In原子の挿入に伴い、細線間の距離の増加や、細線の軸回りの角度が変化することも明らかとなった。また、一本のナノファイバーに電極を作製し、電気抵抗の温度依存性を調べた。複数のInドープ細線の試料において、温度の減少とともに電気抵抗が減少する金属的な振る舞いが見られた。この結果は、第一原理計算による金属的な電子状態の予測とも一致している。構造評価に関しては、実験と理論によるラマン散乱スペクトルの解析も行った。特に、観測された複数のピークの振動数と偏光依存性に関し、理論予測の結果とほぼ一致することを確認した。また、In原子のドープ率に依存して、スペクトルが変化している様子が示唆されている。
    当初の計画通り、遷移金属カルコゲナイド(TMC)原子細線束について、空隙への異種原子の挿入に関する研究は順調に進んでいる。研究グループ内での実験と理論のグループの共同研究を通じて様々な構造・物性評価を行い、研究成果を論文として発表した。以上より、計画はおおむね順調に進展しているといえる。
    今後は、引き続き(i)異なる集合状態を持つ原子細線の構造と電子輸送特性の相関、および(ii)原子細線束への異種原子のインターカレーションを中心に研究を進める。
    (i)構造制御に関しては、化学気相成長における細線の成長起点の構造や組成に関する研究を行う。具体的には、細線の成長起点となる構造体をあらかじめ基板上に作製し、起点の構造と得られる細線の束の相関関係を調べる。
    (ii)細線間の空隙への原子・分子の挿入技術の確立と構造解明に関しては、ドープ率の制御、および様々な金属原子のインターカレーションを行う。ドープ率の制御は、実績のあるIn原子を中心に処理時の温度・時間を変えながら、ラマンスペクトルの変化を調べていく。異なる原子のインターカレーションでは、比較的蒸気圧の高い金属に着目し、温度等の処理条件の最適化を進める。

    本研究は,A01・A02・A04班により高密化・集積化された高密度共役分子集積体に対して様々な物性測定を行い,π共役を超える新しい分子間共役である“X”-conjugationを検証・確立する。具体的には,Only One計測評価技術と化学的な知見を組み合わせ,新物質の超高速定量評価とスクリーニングを目指す。蓄積した情報はA01・A02班にフィードバックし,機能開拓に適した集合体を実現する。併せて,領域内共通装置を核とした高密度共役物性評価支援拠点をA04班と形成し,領域内共同研究を通して,構造・光・伝導・熱・磁気特性を最適化し,“X”-conjugationの本質を解き明かす。
    本研究は,A01・A02・A04班により高密化・集積化された高密度共役分子集積体に対して様々な物性測定を行い,新しい分子間共役である“X”-conjugationを検証・確立する。2022年度は,基礎物性解明と「高次複合解析法」の基盤確立に取り組んだ。以下に成果を示す。
    光電子素子形成・評価(竹延・福井) 1) キャリア伝導・光・熱・磁気物性の解明:歪の効果をピエゾ効果により観測するPFM顕微鏡にて観測する方法を構築した。2) 電気化学・電気二重層トランジスタを用いた超高密度キャリア蓄積:昨年度中に導入した物理特性測定システムを駆使し,低温において電解質を凍結させつつ、通常のトランジスタ構造を用いて伝導特性を解明する手法を構築した。これにより、ホール効果測定結果の妥当性を評価可能になった。
    環境制御下超微細構造評価(熊井):放射光X線回折による高密度共役の可視化のための、領域内で合成された物質における電子密度分布解析を検討した。具体的には、昨年度に引き続き、A01班忍久保、福井との共同で、放射光X線回折によって、電子求引性置換基を有するノルコロールの積層二量体中におけるπ電子の可視化を行なった。加えて、A02班久保、A04班福島、庄子らと共同で、放射光マイクロビームを用いたX線回折および、クライオ電子顕微鏡による電子線回折を実施し、微小結晶の構造解析を行った。
    超高スループット電子伝導・スピン輸送複合評価(関): 昨年度に引き続き、高次複合解析法に向けた測定装置・技術の設計・開発を順調に展開しており、A01班忍久保、福井、A02班酒巻、久木、芥川と共同で、新規高密度共役分子の電荷輸送特性の評価を行った。並行して、領域内計画研究・公募研究と連携を深め、電子輸送現象の定量評価をもとに、“X”-conjugation状態の接近において、電子状態密度の特異点を見出しつつある。
    2022年度は、竹延・福井が打ち出す戦略のもと,竹延・熊井・関がOnly One計測評価技術を活かした基礎物性解明と「高次複合解析法」の基盤確立を目標としていた。以下に,各研究項目の進捗状況を示す。
    光電子素子形成・評価(竹延・福井)
    1) キャリア伝導・光・熱・磁気物性の解明:伝導・光・熱・磁気物性の評価を目標としており、2022年度は、これまでの技術を活かした基礎物性解明だけではなく、昨年度までに開発した「高次複合解析法」である歪みによる構造変調を、ピエゾ効果を用いたPFM顕微鏡と組み合わせ、構造変調とnmスケールでの観察を両立させた新たな測定技術を、原子層材料に適用し、歪んだ二層原子層材料におけるモアレ超格子の観察に成功した。新たな「高次複合解析法」が早くも成果につながりつつあり、当初の計画以上に進展したと言える。2) 電気化学・電気二重層トランジスタを用いた超高密度キャリア蓄積:高密度なキャリア蓄積は竹延が得意とするところだが、低温において一般的なゲート構造と両立させる新たな「高次複合解析法」の確立に成功しており、こちらも当初の計画以上に進展したと言える。環境制御下超微細構造評価(熊井):本研究課題の最終目標の一つである高密度共役の可視化に不可欠である電子密度分布解析に必要な回折データ測定を継続しており、順調に進展している。

    This research aimed to create "opto-iontronics," an extremely challenging optoelectronics with excellent material compatibility, based on carrier doping using electrolytes. Specifically, we worked on the following four areas and obtained results.
    I. The effectiveness of electrolyte doping for various materials was elucidated by using transistor structures. Ⅱ Fabrication and evaluation of light-receiving and light-emitting devices by electrolyte doping. III. Fabrication of laser devices (LDs) using microfabrication technology and established the basic technology. iv. Solved difficulties and problems caused by the use of liquids in applications, as well as problems in device operation.

    This research project investigated the thermoelectric properties of flexible, large-area van der Waals materials, such as such as organic conducting polymers, carbon nanotubes and graphene, because these materials has attracted much attention as power generators of IoT (Internet of Things) devices. Particularly, using the electric double layer gating technique, both the continuous doping of hole or electron carriers and modulation of the Fermi energy are achieved, leading to wide-range control of the Seebeck coefficient and electrical conductivity. As the results, we clarified the thermoelectric properties of flexible, large-area van der Waals materials and realized the best power factor among large-scale flexible materials in large-area graphene films grown by chemical vapor deposition (CVD) methods, suggesting that CVD-grown large-area graphene films have potential for thermoelectric applications.

    Direct bandgap and unique electronic structure in monolayer transition metal dichalcogenides (TMDCs) provides a platform for exploring novel valley functionalities optoelectronic functionalities. In this proposal, we fabricated large-area sample and developed the electrochemical method to dope both holes and electrons. Finally, we performed several valley functionalities, such as (i) electric-field induced metal-insulator transition, (ii) circularly polarized EL emission, and (iii) optimization of thermopower conversion efficiency.

    This research project focused on the construction of international joint research network, "π-Hub", as a part of the Grant-in-Aid for Scientific Research on Innovative Areas "π-Figuration". To promote active international research exchanges, we supported the invitations of overseas researchers as well as the short-term stays of domestic researchers in overseas research groups. We also organized and supported international symposiums, which were held in overseas research organizations. Through these efforts, joint researches with a total of 40 overseas research institutes with researchers from 17 countries were carried out, and thus, we have formed a tight and strong π-Hub network.

    This project clarified the physical properties of π figuration system, which is aggregation of π figuration molecules, and tried to investigate new physical phenomenon and new functional devices. We investigated many molecules and succeeded in (i) the development of new chemical doping method, (ii) the fabrication of highly functionalized electric double layer transistors, (iii) the fabrication of highly functionalized light-emitting electrochemical cells, (iv) the fabrication of mechanical flexible devices, and (v) strain induced phase transition.

    2018年度は、最終年度の2017年度からの予算繰り越しによって、岩佐グループのみに研究費を配分した。岩佐は、下記の成果を上げた。塚崎と竹延は、独自に研究を継続し、最終年度にふさわしい、意義ある共同研究成果を出版した。
    まず岩佐は以下の津3つの成果を上げた。
    ①イオントロニクス技術の一つに、単一試料におけるキャリア数制御を通した電子相図の構築があるが、この技術を電子ドープ型銅酸化物に適用し、アンダードープ領域からオーバードープ領域までの電子相図を構築することに成功した。その過程で、超伝導相が立ち上がる近傍で電荷密度波相が発達することを発見した。
    ②また、イオントロニクス法による電界誘起超伝導を推進した。電気化学的手法によってイオンをドープした、単一遷移金属ダイカルコゲナイドナノチューブ電界誘起超伝導の研究を進め、超伝導転移温度とナノチューブの直径依存性を明らかにした。また、電界誘起2次元超伝導における、結晶対称性の破れに起因する超伝導の整流性を研究した。超伝導の整流性の特徴的な振る舞いが超伝導ボルテックスの量子的な運動によって理解できるをことを発見した。
    ③一方で、分子線エピタキシー法で2次元物質やそのヘテロ構造を作製する手法を確立した。そして、フェルミ準位の異なる2次元物質を積層させた界面では、フェルミ準位の差に依存して電荷移動が生じ、組み合わせによっては元々が絶縁体同士でも高い電気伝導性を示す電荷移動界面を構築可能であることを発見した。
    次に塚﨑らは、イオン液体を用いた電気化学エッチングを推進した。2018年度は、岩佐グループとの共同研究を進め、FeSe原子層状態の超伝導特性と熱電特性の相関を明らかにした。その結果、原子層おいて、巨大な熱電変換効率を示すことを発見した。実現された熱電電力因子は室温において250μW/cm/K^2、低温の45 Kにおいて250mW/cm/K^2に達した。すなわち、室温以下での熱電電力因子の世界記録をイオントロニクスによって達成できたのである。本研究は2次元物質の隠された性能をイオントロニクスによって引き出した極めて重要な成果である。
    竹延らは、電解質を用いた発光素子をGaN、有機高分子、遷移金属ダイカルコゲナイド単層膜などで実現した。加えて、グラファイト、有機高分子のフィリング制御し、熱電変換特性を明らかにした。電解質を用いつつ、大面積で将来的に集積化可能な集積化可能なインバータの作製にも成功している。
